MOSFET Physics, Scaling, and Short-Channel Effects
MOS Electrostatics
Threshold and Inversion
The MOSFET channel forms when gate voltage bends bands enough to create inversion at the semiconductor surface. The threshold voltage depends on oxide thickness, work-function difference, fixed charge, substrate doping, and body effect. In strong inversion, long-channel current is often approximated by square-law expressions, though modern devices depart substantially from this ideal.
Transport and Regions
In the linear region, channel charge is approximately proportional to overdrive, while in saturation the channel pinches off near the drain. The long-channel saturation law is for ideal conditions. Mobility degradation, velocity saturation, and channel-length modulation all reduce accuracy in scaled nodes.
Scaling Warning
As approaches the mean free path and electrostatic lengths shrink, classical drift-diffusion models become incomplete. Ballistic, quasi-ballistic, and quantum confinement effects begin to matter.
Which effect most directly causes a finite output conductance in long-channel MOSFET saturation?
Channel-length modulation causes drain current to rise with drain voltage in saturation, producing finite output resistance.
Correct answer: Channel-length modulation
State the ideal long-channel saturation current expression for an NMOS transistor.
This is the standard square-law expression for long-channel saturation under ideal assumptions.
Correct answer: I_D = 1/2 mu C_ox (W/L) (V_GS - V_T)^2
Short-Channel and Nonclassical Effects
Modern MOSFET Limitations
Short-channel effects include threshold-voltage roll-off, drain-induced barrier lowering, punch-through, velocity saturation, hot-carrier injection, and subthreshold slope degradation. These effects motivate finFETs, gate-all-around transistors, high- dielectrics, and strain engineering. Advanced compact models such as BSIM incorporate these phenomena for circuit simulation.
Long-Channel vs Short-Channel MOSFETs
Long-Channel
- Square-law current is often a reasonable approximation
- Electrostatics are more localized
- Classical drift-diffusion can work well
Short-Channel
- Velocity saturation and DIBL become important
- Threshold varies with geometry and bias
- Quantum and ballistic effects may matter
What is the most direct consequence of drain-induced barrier lowering (DIBL)?
DIBL lowers the source-channel barrier, making the device turn on more easily at higher drain bias.
Correct answer: Threshold voltage effectively decreases as drain bias rises
Name one fabrication strategy used to improve MOSFET electrostatic control.
These multi-gate structures increase gate control and suppress short-channel effects.
Correct answer: FinFETs or gate-all-around structures
